Hello Ulrich
The MRF245 is similar to the MRF247 except that the gain is around 1 dB less,
however the MRF247 is not listed as a similar replacement in a cross reference
list. Some brief data may be found in the ARRL Handbook.
Here is the data from a 1980 Motorola RF Data Manual for a MRF245.
80 watt, 175 MHz controlled Q RF Power transistor Case 316-01
Minimum gain at 175 MHz/80 watts = 6.4 dB
VCEO 18 volts
VCBO 36 volts
VEBO 4 volts
Peak IC 20 amps
250 watts total device dissipation at TC = 25 Celesius
Thermal resistance junction to case = 0.7 deg C/watt
Output capacitance = 250 pF maximum
Typical performance at 145 MHz is 80 watts out with 10 watts drive
with a Vcc of 12.5 volts. Collector efficiency = 60%
